From Rapid Online:

Aerospace and defence technology company Northrop Grumman has been informed by Guinness World Records that its 2007 one-terahertz transistor is the fastest ever produced.

Red the full story at Rapid Online:

The indium phosphide-based transistor has a maximum operating frequency of one terahertz (1,000 gigahertz) and provides higher bandwidth capabilities.

A three-stage millimetre wave integrated circuit amplifier was measured at 340 gigahertz with greater than 15 dB gain in order to validate the ultra-fast transistor.
